Nanobeam photonic crystal cavity quantum dot laser.

The lasing behavior of one dimensional GaAs nanobeam cavities with embedded InAs quantum dots is studied at room temperature. Lasing is observed throughout the quantum dot PL spectrum, and the wavelength dependence of the threshold is calculated. We study the cavity lasers under both 780 nm and 980 nm pump, finding thresholds as low as 0.3 microW and 19 microW for the two pump wavelengths, resp...

1 . 3 l m quantum dot vertical - cavity surface - emitting laser with external light injection

Introduction: Quantum dots are attractive quantum structures owing to their superior characteristics and broad applications. A semiconductor laser with a quantum dot active region has been proven to exhibit excellent characteristics, including high differential gain, high modulation bandwidth, low threshold currents, and temperature insensitive threshold current density [1]. Quantum dot vertica...

Self-mode-locked quantum-dot vertical-external-cavity surface-emitting laser.

We present the first self-mode-locked optically pumped quantum-dot semiconductor disk laser. Our mode-locked device emits sub-picosecond pulses at a wavelength of 1040 nm and features a record peak power of 460 W at a repetition rate of 1.5 GHz. In this work, we also investigate the temperature dependence of the pulse duration as well as the time-bandwidth product for stable mode locking.

Femtosecond high-power quantum dot vertical external cavity surface emitting laser.

We report on the first femtosecond vertical external cavity surface emitting laser (VECSEL) exceeding 1 W of average output power. The VECSEL is optically pumped, based on self-assembled InAs quantum dot (QD) gain layers, cooled efficiently using a thin disk geometry and passively modelocked with a fast quantum dot semiconductor saturable absorber mirror (SESAM). We developed a novel gain struc...
